Abstract Based on free molecular flow analysis and powder growth experiments, we present evidence that ammonothermal synthesis of GaN powders is primarily a liquid phase process. Rare earth doped GaN nanopaticles were synthesized from asprepared GaN using a ballmill assisted solid state reaction.
